Hi All, the difference in transient simulation can be due differences in the BSIM3 model. The HSPICE people did their own modifications to BSIM3 implemented in HSPICE, so you may check HSPICE manual, may be they list the changes. However, latest BSIM3 versions should be all similar in their solutions. Another possible reason is the accuracy options, as you pointed. First of all, check the option which controls the integration method in transient simulations (.OPTIO*NS METHOD=xxxxx), then the usual accuracy options (time step, RELTOL, ABSTOL).
