While perusing the HSPICE manual, I came across this little gem:
"HSPICE BSIM4 support for the juncap2 junction model is based on Philips’ JUNCAP2 model in BSIM4 version 4.2 and later."
Naturally this isn't mentioned anywhere in the BSIM documentation - at least that I could find. I was looking at the manual for V4.8.0 The BSIM models from Berkeley (post v2.4), to my knowledge contain no JUNCAP2 parameters.

As far as I know there is no open-source BSIM4 model with JUNCAP2 included so it would require hacking the BSIM model directly.
This is a "nice to have" not something desperately needed.
