Hello, I’m looking for the buried-channel MOSFET model. I was trying to use regular models with negative Vth, but it wasn’t precise enough. So I’m looking for some physic-based model. HiSIM model is too complex and doesn’t work with my parameters range. Is there any simple buried channel models? Main parameters range: W = 1 – 1000 um, L = 1 – 200 um , Nsub = 10^14 – 10^18 cm^-3, Ndop =10^18 – 10^20 cm^-3, Nchan =10^15 – 10^17 cm^-3, Tox = 10 – 150 nm. Thank you so much for your help.
